Controlling Warpage in a flip-chip Chip Scale Package, Arizona State University Spring 2015
• Collaborated with an industry professional from Amkor Technology to design a flip chip, chip scale package
(fpCSP), with less than 75um warpage
• Developed a modified, multilayer-plate analytical Matlab model with the Kirchhoff-Love approximations
• Optimized the structure flatness to 73um through 5600+ geometry and material changes using Matlab and Abaqus
• Evaluated stresses on the optimized package’s die top and back side using both analytical and FEA models

• Facilitated Project Management for T216 Singapore Tunnel Boring Machine. The assembly time (44 days) of this
machine broke the record in NHI Company.
• Drafted engineering drawings using AutoCAD for the Gantry in a TBM according to SOLIDWORKS design from
The Robbins Company (Cooperating Company with NHI Group)
• Instructed manufacturing processes and oversaw quality control inspections
• Consulted with the French Company NFM to determine tolerances for manufacturing processes
• Proposed solutions for unacceptable manufactural error
• Modeled parts of Tunnel Boring Machine using SOLIDWORKS
