Controlling Warpage in a flip-chip Chip Scale Package, Arizona State University Spring 2015
• Collaborated with an industry professional from Amkor Technology to design a flip chip, chip scale package
(fpCSP), with less than 75um warpage
• Developed a modified, multilayer-plate analytical Matlab model with the Kirchhoff-Love approximations
• Optimized the structure flatness to 73um through 5600+ geometry and material changes using Matlab and Abaqus
• Evaluated stresses on the optimized package’s die top and back side using both analytical and FEA models

• Instructed manufacturing processes and oversaw quality control inspections

• Won Fifth Place in the National Electrical Contractors Association Green Energy Challenge
• Proposed energy conservation strategies to save a total of $292,375 for the building over a five-year period
• Applied Photovoltaic System with Solar team and calculated a resulting savings of $84,375 in five-year period
