By adjusting the content of tungsten, we can have its coefficient of thermal expansion (CTE) designed to
match those of materials such as ceramics (Al2O3, BeO), semiconductors (Si), and metals (Kovar), etc.

Molybdenum-Copper Heat Sinks
Similar to W-Cu, CTE of Mo-Cu can also be tailored by adjusting the content of molybdenum. Mo-Cu is much
lighter than W-Cu so that it is suitable for aeronautic and astronautic applications.

The purpose of microelectronics packaging is to interconnect all active and passive components alike, and
at the same time to protect the electronic devices from potential harms from environment like moisture,
dust and gas and from other mechanical shocks. Microelectronics packaging has been steadily moving
toward smaller form, lighter weight, lower cost, more functionalities, higher reliability and higher powers.
Consequently the unit area heat dissipation is getting higher and higher. The excess heat, if not dissipated
properly, increases the chip junction temperature and renders the chip unreliable.

Cu/Mo/Cu Heat Sinks
Cu/Mo/Cu (CMC) is a sandwiched composite comprising a molybdenum core layer and two copper clad lay-
ers. It has adjustable CTE, high thermal conductivity, and high strength.
Cu/Mo70Cu/Cu (CPC) Heat Sinks
Cu/Mo70Cu/Cu (CPC) is a sandwiched composite similar to Cu/Mo/Cu comprising a Mo70-Cu alloy core
layer and two copper clad layers. It has different CTEs in the X and the Y direction. Its thermal conductivity is
higher than those of W/Cu, Mo/Cu, Cu/Mo/Cu and it is much cheaper.

Fast Thermal Response
The HSK series fast fire furnace heats from ambient to 1050ºC
in approximately 40 minutes and is designed to sustain con-
tinuous on/off heating and cooling cycles resulting form alter-
nating periods of production and non-use. It features an ultra-
clean low-mass refractory heating chamber equipped with FEC
(Fully Enclosed Coil) heaters formed into ceramic insulation
panels. With the use of advanced insulation materials, lower
thermal capacity enables the furnace to warm up and cool
down very quickly and lose less heat to the environment.
Uniform and Stable Temperature Control
The furnace is monitored by type“K”thermocouples in the
center of each heated zone. Each temperature zone is control-
led by its own SHIMADAN SR94 single loop intelligent tem-
perature controller with full auto-tuning PID. The single wave,
zero trigger method enables precise and stable temperature
control, avoiding damages to the peripheral equipment and
prolonging the life of controlling devices at the same time.
Conveyor system
The furnace belt is balanced spiral Nichrome V mesh. Belt
speed is programmable in IPM with readout on the monitor.
Stepless speed regulation is controlled by FUJI frequency con-
verter and is digitally displayed. Deviation from set point alarm
is also programmable.
Exhaust System
Furnace is equipped with entrance/exit curtains and exhauster
to improve drying/firing temperature stability and to keep
firing chamber clean. The 200mm (8”) diameter air powered
Venturi exhauster supports full chamber width exhausting.
There are removable condensate collection traps and exhaust
flow is adjusted by flow meter.

Fast Thermal Response
Chamber is equipped with far infrared quartz heating tube.
Infrared radiation penetrates the treated material more easily,
which decreases treatment time and energy consumption.
Uniform and Stable Temperature Control

Fast Thermal Response
The HSA series controlled atmosphere furnace is designed for
the heat treatment of materials in protective atmosphere. It
features an ultra-clean low-mass refractory heating chamber
equipped with ceramic fiber FEC (Fully Enclosed Coil) heating
board. Each atmosphere pipeline is separately controlled to
ensure easy adjustment of gas inflow into the high-temper-
ature and cooling zones. The gas inlets use T-type three-way
valve. The minimum of 1ppm oxygen content can be tested.

It has adjustable CTE, high thermal conductivity, and high strength. Cu/Mo70Cu/Cu (CPC) Heat Sinks Cu/Mo70Cu/Cu (CPC) is a sandwiched composite similar to Cu/Mo/Cu comprising a Mo70-Cu alloy core layer and two copper clad layers. It has different CTEs in the X and the Y direction. Its thermal conductivity is higher than those of W/Cu, Mo/Cu, Cu/Mo/Cu and it is much cheaper. It features an ultra- clean low-mass refractory heating chamber equipped with FEC (Fully Enclosed Coil) heaters formed into ceramic insulation panels. With the use of advanced insulation materials, lower thermal capacity enables the furnace to warm up and cool down very quickly and lose less heat to the environment. Uniform and Stable Temperature Control The furnace is monitored by type“K”thermocouples in the center of each heated zone. Each temperature zone is control- led by its own SHIMADAN SR94 single loop intelligent tem- perature controller with full auto-tuning PID. The single wave, zero trigger method enables precise and stable temperature control, avoiding damages to the peripheral equipment and prolonging the life of controlling devices at the same time. Conveyor system The furnace belt is balanced spiral Nichrome V mesh. Belt speed is programmable in IPM with readout on the monitor. Stepless speed regulation is controlled by FUJI frequency con- verter and is digitally displayed. Deviation from set point alarm is also programmable. Exhaust System Furnace is equipped with entrance/exit curtains and exhauster to improve drying/firing temperature stability and to keep firing chamber clean. The 200mm (8”) diameter air powered Venturi exhauster supports full chamber width exhausting. There are removable condensate collection traps and exhaust flow is adjusted by flow meter. It features an ultra-clean low-mass refractory heating chamber equipped with ceramic fiber FEC (Fully Enclosed Coil) heating board. Each atmosphere pipeline is separately controlled to ensure easy adjustment of gas inflow into the high-temper- ature and cooling zones. The gas inlets use T-type three-way valve.
