  3. 3. ショットキ・バリア・ダイオードモデルSiからSiC(シリコン・カーバイド)への期待 SiC(シリコン・カーバイド)は3つの大きな特徴があります。 (1)リカバリー時間が非常に小さい SiCデバイスは多数キャリア・デバイスの為、蓄積された少数キャリアが ありません。よって、逆回復電流がありません。これは-di/dt法で逆回復 特性を測定した場合のtrrが非常に小さい値である事を意味します。 (2)ブレークダウン電圧がシリコンの約10倍 Siデバイスと比較して約10倍高いSiCデバイスは、オン抵抗を低くする事が 出来、これが大きな特徴になります。 (3)バンドギャップがSiデバイスの約3倍 スパイスのモデルパラメータではEGに相当します。Siデバイスの場合、 EG=1.11ですが、SiC(6H)の場合、EG=2.86、SiC(4H)の場合、EG=3.02と なります。 Copyright (C) Bee Technologies Inc. 2011 3
